7. Generation IGBT Module im 17-mm-NX-Gehäuse und im 62-mm-Standard-Gehäuse
The T-series IGBT modules incorporate improvements to the IGBT chip as well as new technologies for the internal module and package design. Thus, a module series is available in which the power dissipation could be further reduced and at the same time the power cycling and thermal cycling capability was improved. Both lead to higher robustness and longevity of the modules.
The modules are available in two package variants

- Hilfs-C-Terminal verfügbar für n-side-IGBT
- Sehr guter thermischer Übergang durch Thick Metal Substrate (TMS)
- 4 kV rms Isolationsspannung
- Montagefertig mit neuartiger Wärmeleitpaste, die im Lieferzustand fest ist und nach Montage und Inbetriebnahme bei 45°C schmilzt
- Für 1200-V-Module: V(CEsat) (Chip) = 1,7 V (typ) @ T(j) = 25°C; große SOA @ V(cc) = 850 V
- Für 1700-V-Module: V(CEsat) (Chip) = 2,1 V (typ) @ T(j) = 25°C; große SOA @ V(cc) = 1200 V
- Mehr als 10 µs Kurzschlussfestigkeit und sehr gutes Verhalten bei Parallelschaltung
- Bis zu 600 A Schaltstrom im 62-mm-Standardgehäuse
- Neuer Freilaufdioden - Chip mit optimierten Trade-Off zwischen V(F) und E(rr)
- Tj(max) = 175°C
