Modules with a blocking voltage between 1700 and 6500 V. Mitsubishi's IGBT modules feature mature chip technology. The CSTBT (Carrier Stored Bipolar Transistor) technology was developed by Mitsubishi and is used in all new IGBT modules. Using this chip design, Mitsubishi has been able to reduce forward and switching losses in the chip while maintaining the same current carrying capacity. The package shapes are optimized to minimize parasitic effects. The well thought-out concept between chip and package offers many advantages in the application, which include in particular reliability and extremely high load cycling frequency.
